CMOS Antifuse NVM Reliability

Kilopass has a comprehensive qualification methodology to ensure over 10 years of reliable product operation. We work closely with our foundry partners to ensure high standards of quality and reliability are met.  The qualification methodology consists of three main elements:

  1. Test chip is fabricated with product macros and technology development modules. Product macros include built-in manufacturing test settings as well as debug settings that are altered with a simple test mode interface.
  2. Extensive evaluation and characterization are performed on the product macros across process, voltage, and temperature. Characterization includes for example, read performance and charge pump drive
  3. High temperature operating life (HTOL) and high temperature storage life (HTSL) are performed. Three lots of material with a sample size of 77 units per lot go through HTOL and HTSL. In addition, ESD and latch-up are performed on the high voltage pad that can be used to bring in the high voltage required for programming.

Kilopass provides complete characterization and qualification reports to customers for review upon request.


With this qualification, Kilopass Technology's XPM memory adds a valuable new IP resource for IC designers seeking a low-cost alternative to solutions based current embedded Flash memory technology.
